AlGaN/GaN HEMT modeling in Matlab

I am trying to model a GaN HEMT in matlab which I have simulated in Silvaco atlas.The problem I'm facing now is that the Id-Vg curve obtained in Silvaco is much higher than the one obtained in matlab though I used the same material properties.The Width I used in matlab is 100 microAmp, even though in silvaco width of the gate is not considered.Please help. One possible issue could be related to the gate width. If it's not explicitly defined in Silvaco, it might use a default value. You may need to adjust for this in MATLAB or account for it in your current calculations.
